Abstract(in English) Full-band tunable lasers with monolithically-integrated single-stripe structure are key devices for low-cost and high-capacity DWDM optical communication systems, because they are suitable for compact package and integration with other semiconductor devices. In addition, high-power lasers are indispensable for high-speed systems over 40 Gb/s. We developed high-power full-band tunable lasers, named CSG-DR-LD, which have DR-Laser (Distributed-Reflector-Laser) structure consisting of SG-DFB (Sampled-Grating-DFB) and CSG-DBR (Chirped-SG-DBR). SG-DFB provides periodic gain peaks, and CSG-DBR works as thermally tunable reflector with wavelength-filter function.
