Abstract(in English) We have developed low-power consumption and low-aspect ratio laser diodes (LDs) by using ridge waveguide structure. The actual operation current as low as 67mA at 25℃ and 79mA at 70℃ are obtained in output power of 50mW(CW). The characteristics temperatures (To) for the low temperature range of 25-50℃ and the high temperature range of 50-70℃ are estimated 179K and 145K, respectively. The power consumption in the novel LDs is almost the same as that in conventional S^3 (Self-aligned Stepped Substrate) LDs. The full-width at half-maximum of the beam divergence angles perpendicular and parallel to the junction plane at 50mW (CW) are 16.4deg and 12.8deg, respectively. The mean time to failure (MTTF) is estimated as high as 10,000 hours by lifetime test of 1,200 hours under CW operation of 50mW. These excellent results confer the promising way to apply to the application of optical disc with low cost and high throughput production.
