Abstract(in English) Memory devices with high speed all-optical operation have been required in the future optical communication networks. We have proposed and demonstrated an all-optical flip-flop using multimode interference (MMI) bistable laser diode (BLD). Also we have demonstrated its optical packet switching ability with a semiconductor optical amplifier (SOA) Mach-Zender interferometer (MZI) switch as an example of application. In this paper, we focused on polarization insensitive operation of the flip-flop. By introducing tensile strained multiple quantum wells (MQWs) for the gain medium of the laser, static flip-flop operation with both TE- and TM-mode light injection was experimentally demonstrated.
