Abstract(in English) | Ball grid array (BGA) interconnects are widely used in microwave and millimeter-wave interface between different dielectric substrates. Since quasi-coaxial lines utilizing VIA holes in multi-layered substrate are suitable for BGA interconnects, quasi-coaxial-to-microstrip line transitions are used for high density microwave and millimeter-wave packages. However, undesired radiation from above transitions is a problem resulting in undesired coupling to other circuits. In this paper, we have investigated asymmetrical quasi-coaxial transmission line which can reduce undesired radiation. We have also designed BGA interconnects using asymmetrical quasi-coaxial transmission line in millimeter-wave band. |
