1xN active MMI-LDs for energy space-transmission

Abstract(in English) Here we report 1xN Active MMII (multi-mode-interferometer)-LDs (laser diodes) using phase-mach region for the first time. In general, passive multi-mode-interference splitter divides optical power into same N, however, each phase is not matched each other. For instance, when N=3, the phase of the outer waveguides is π/3rad while one of the center is Orad. This phase miss-match leads to extraordinary lasing or even non-lasing when regular 1xN MMI waveguide is designed as laser waveguide structure. To sidestep this issue, we newly propose to integrate phase-match region, which leads to normal lasing even for 1xN MMI waveguide structure without additional internal loss due to phase-match error. Implemented device performances showed the same slope efficiencies of 0.16W/A for regular single stripe laser, 1x2-MMI, and 1x3-MMI, therefore, we could successfully confirm that the first regular lasing of 1xN Active MMI-LDs for the first time.
