Lasing Mode Observation in Quasi-stadium Laser Diode

Abstract(in English) We fabricated quasi-stadium laser diode which has a 'window' on the top of cavity by ion-etching technique to epitaxial wafer and demonstrated to observe direct lasing mode observation. In the low carrier density region, bright line can recognized. On the other hand, in the high carrier density region, lasing pattern was recognized as dark line. From these results, it can be understood that the lasing pattern condition depends on the carrier density.
