Abstract(in English) We have been developing vertical-cavity surface-emitting laser with monolithically integrated monitoring photo detector (MPD-VCSEL). It is expected that the MPD-VCSELs make optical modules smaller and lower-priced. We designed 850nm MPD-VCSEL to meet the standards of 4.25Gbps Fibre Channel. In this paper, we report the evaluated results of TOSA (Transmitter Optical Sub-Assembly) with the MPD-VCSELs.
