Study of Fundamental-Mode Output Power of External-Cavity Surface-Emitting Laser-Diode

Abstract(in English) It has been reported that the extended cavity surface emitting lasers, which are VCSEL with external mirror, generated 0.5 W CW power in a TEM_00 mode. We considered the oscillation condition in the fundamental mode of the extended cavity surface emitting lasers. First, we calculated the injection current dependence of the fundamental mode output power of the extended cavity surface emitting lasers. Next, we calculated the injection current dependence of the fundamental mode radius of cavity. It is made clear that the thermal lens limits the maximum output power of the extended cavity surface emitting lasers in fundamental mode.
