Abstract(in English) | Uncooled electro-absorption modulator integrated DFB (EA/DFB) laser is suitable for metro area low-power consumption small-form factor optical transceiver modules. Realistic band structure of InGaAlAs material system can satisfy both of sufficient extinction ratio and low chirp characteristic over wide temperature range. We achieved a 10-Gbit/s 80-km SMF transmission with an extinction ratio around 10 dB and a power penalty below 2 dB at operating temperatures from 15℃ to 95℃. This device is promising for next-generation high-speed data links. |
