Evaluations for optical gain of Eu doped AlGaN

Abstract(in English) We made an optical wave-guide with En doped AlGaN to realize an optical amplifier that use the luminescence from rare earths. Eu was implanted into AlGaN grown with metal organic vapor phase epitaxy (OMVPE). The optical wave guide structure was fabricated by inductive coupled plasma reactive ion etching (ICP-RIE). Optical gain and loss on Al_<0.13> Ga_<0.87> N: Eu in room temperature (RT) at 623nm are 124cm^<-1> and 7cm^<-1>, respectively. The dependence of optical gain on Al composition in AlGaN was investigated.
