Abstract(in English) We aim for laser oscillation of Er, O-codoped GaAs at 1.5μm by current injection. However, the electroluminescence(EL) from Er is weak. As one of the main causes, we considered radiative recombination is not efficient because of short diffusion lengths of carrier in Er, O-codoped GaAs. In this study, we attempted to enhance EL intensity by fabricating separate confinement structure with Er, O-codoped GaAs. In this structure, the thickness of Er, O-codoped GaAs layer is of about carrier diffusion lengths in order to make radiative recombination efficient maintaining the thickness of GaAs optical guide layer. As a result, we obtained by three times higher EL intensity from the separate confinement structure.
