Abstract(in English) In the second harmonic generation with FETs, optimum configuration of input circuits connected to the gate terminal and output circuits connected to the drain terminal have been investigated. Circuit simulations and experiments of frequency doublers revealed that the input circuits which are conjugately matched with the gate terminal or the fundamental component and has an appropriate reactance at the second harmonic frequency, and the output circuit with the fundamental reactive termination for the inverse class-C operation are required for efficient frequency doubling. By applying the optimum input and output circuits to the single ended second harmonic oscillators, output powers of higher than 20mW and drain efficiencies of higher than 20% were obtained in both cases of the fundamental oscillation frequency of 4GHz and 6GHz.
