Abstract(in English) We have proposed to use a SFQ (Single Flux Quantum) circuit as a buffer memory in the optical packet switch. The SFQ circuit can work as a flash memory and a logic circuit in a cryogenic environment. It is important to develop optical input/output interfaces with a wide band transmission and a low thermal load to a cryostat. A MSM (Metal/Semiconductor/Metal) photo diode has a simple planer structure and is useful for integration with the SFQ circuit on a MCM (Multi Chip Module). In this paper, we report the characteristics of a MSM diode which is fabricated on InGaAs/InP wafer.
