Abstract(in English) We disucuss novel devices for the resonant detection of terahertz radiation utilizing plasma oscillations in heterostructure two-dimensional electron channels with Schottky junctions. Using the developed device model, we demonstrate that at THz frequencies coinciding with the plasma resonant frequencies, the detector responsivity has significantly high and sharp peaks. The comparisons between gated and ungated channels, and between drain and source Schottky contacts, are made.
