Abstract(in English) Broadband wireless access system with a data-rate of 10Gbit/s and more gradually gained practicality. The wireless access system to relay a broadcast of HDTV material signals with 1.5-Gbit/s is need in particular. In this study, we describe MMICs and their waveguide modules for 120GHz band wireless communications. InP-HEMT and CPW design were employed for the MMICs. ASK architecture was applied for the single chip transmitter (Tx) and receiver (Rx) MMICs. A back-to-back test of the Tx/Rx modules has shown it to be fully functional at 10-Gbit/s data rate with BER=le-10 at -36.1-dBm input power for the receiver. We also describe a 10mW power amplifier module for longer communication distance.
