Waveguide Avalanche Photodiodes for 40Gbps Communication

Abstract(in English) Waveguide avalanche photodiodes (WG-APDs) were developed for 40Gbps optical Communication to realize high-speed metropolitan area network. In this report, we demonstrate that the sensitivity of the WG-APD is limited by the carrier transition time, and that p type gradient doping absorption layer enables a higher frequency without the decrease of quantum efficiency. For a fabricated device, wide bandwidth of 36.5GHz, gain-bandwidth product of 170GHz and efficiency of 60%, were achieved. These characteristics are suitable for 40Gbps optical communications.
