Formation process of sharp-pointed structures on GaN nanorods during RF-MBE growth and their field emission characteristics

Abstract(in English) We have investigated formation process of sharp-pointed structures on GaN nanorods during molecular beam epitaxial growth using cross-sectional transmission electron microscopy. It has been found that AIN/GaN superlattice structures with arrow-head shapes are formed in the thickness range of 60-150nm. Beyond the thickness of 150nm, AIN/GaN superlattice nanorods continue to grow with keeping the arrow-head shaped structures, and finally they end up as sharp-pointed structures on the top of nanorods. We will discuss field emission characteristics of GaN nanorods in relation to the formation of the sharp-pointed structures.
