Abstract(in English) 4RTD logic gates proposed recently are fabricated using InP technology, and the gate operation is investigated experimentally. It is found that the RTD switching takes place in the same manner that the circuit simulation predicted. It is also demonstrated that two-input AND and OR logic gates operate successfully. The operation conditions for these gates agree well with the simulated ones, which proves that the present gates operate properly as have been designed.
