Abstract(in English) | To improve the characteristic temperature of threshold current density, we have demonstrated GaInAsP/InP quantum-wire DFB lasers with the wire width of 37nm and the DFB period of 247.5nm incorporating Bragg wavelength detuning from the gain peak wavelength of active regions. The characteristic temperature of the threshold current density (evaluated between 293K and 353K) of a laser with detuning was as high as 95K, which is 1.6 times higher than 57K of a laser without detuning. An improvement of differential quantum efficiency reduction was also observed. Bragg wavelength detuning can be attractive to an improvement of the characteristic temperature of 1.5-1.6μm long-wavelength lasers. |
