High-Power Blue-Violet Laser Diodes for Optical Disc Systems

Abstract(in English) Next-generation optical disc systems using blue-violet laser diodes, further increases in their recording capacity and speed are required. In order to achieve these increases, a high-power blue-violet laser diode is indispensable. We have fabricated blue-violet laser diodes with high-power characteristic on GaN substrates. By optimizing the optical confinement in the device, the reflectivity of the facets and the cavity length, a kink level higher than 250mW has been achieved. These laser diodes have been operating reliably for more than 500h with a light output power of 160mW at 70℃ under pulsed operation. We have also confirmed that these laser diodes have a noise level as low as -130dB/Hz, which meets the requirement for practical use, for a light output power of 5mW.
