Abstract(in English) The third order intermodulation distortion of microwave Si MOSFET power amplifiers is improved by forming an intrinsic drain second-harmonic short-circuit. The second-harmonic short-circuit is designed including a parasitic drain inductance of the transistor. Analysis of third order intermodulation distortion using a two dimensional Taylor-series expansion of drain current with gate and drain voltages shows that the third order intermodulation distortion and its asymmetry can be improved by shorting the second harmonic. Microwave Si MOSFET power amplifiers with the intrinsic drain short-circuit at the second harmonic frequency were fabricated, and their experimental results showed effective reduction of intermodulation distortion products and their asymmetry.
