Polarization insensitive type semiconductor optical amplifiers based on tensile-strained-bulk active layers

Abstract(in English) For compensating losses in optical signal processing systems, lots of optical amplifiers are required. Polarization insensitive semiconductor optical amplifiers (SOAs), which are expected to become low cost and compact, may be the answer to this need. We have developed tensile-strained-bulk SOA structure with improved tolerances in active layer width control. The developed SOA exhibited very small gain difference between TE and TM polarizations for active layer width of 0.6-1.4 μm. Additionally this structure made it possible to integrate widthtapered spot size converters (SSCs) with a minimum influence on the polarization insensitivity. The SOA integrated with SSCs achieved an improvement in optical coupling by 3dB per facet and showed good performance; a fiber-to-fiber gain of 26 dB and a fiber-out saturation optical power of + 10 dBm.
