Abstract(in English) This paper describes our application of the MASE technique to the development of a wavelength-selectable eight-channel microarray DEB-LD with a monolithically integrated 8×1 multi-mode-interference (MMI) optical combiner, a semiconductor optical amplifier (SOA), and an electroabsorption modulator (EA-MOD). Using the MASE technique, we were able to reduce the laser section width to as narrow as 80 μm. A selectable wavelength range of ∼16 nm was obtained with uniform device characteristics.
