Site-selective Zn doping for CuGaS_2 layers grown by Vapor Phase Epitaxy under alternate source feeding condition

Abstract(in English) Vapor phase epitaxial growth of CuGaS_2 was carried out using the sources of CuCl, DEGaCl and H_2S under completely separated alternate source feeding condition. Site-selective Zn doping was tried by adding Zn vapor to each metal source supply period. One was simultaneous Cu and Zn supply, and the other was simultaneous Ga and Zn supply. Epitaxial layers grown under simultaneous Cu and Zn supply showed p-type conductivity. For the case of simultaneous Ga and Zn supply, the layers showed n-type conductivily. This is believed to be the first successful report of conduction type control of CuGaS_2 epitaxial layers by impurity doping.
