Abstract(in English) An InGaP/GaAs HBT MMIC amplifier with an active balun has been developed for ultra wideband communication systems(UWB). The MMIC was designed to drive a self-complementary antenna with a balanced mode, where an input impedance is 60π ohms. The MMIC consists of an ultra-wide band amplifier circuit, an active balun circuit, and an impedance transformer circuit. The developed amplifier circuit has a gain of 14.1dB, a bandwidth from 2.4GHz to 10.8GHz, and linear power output up to 3dBm. The amplifier with the active balun and the impedance transformer delivered an 18.5dB total gain with a 3-dB bandwidth from 2.3 to 8.6GHz in a balanced mode.
