Abstract(in English) Ladder-type interferometric filter which has wide-tuning-rage over a few tens of nanometers can be applied to widely tunable laser by integrating a ring resonator and a semiconductor optical amplifier (SOA) with the ladder filter. In this laser structure, the oscillation frequency is determined by periodic resonant peaks of the ring resonator, and the ladder filter selects one channel from the periodic resonant peaks. We demonstrate 100GHz channel spacing digitally tunable lasing characteristics in the semiconductor ring laser in which the ladder filter and the ring resonator are monolithically integrated with the SOA. Furthermore, in order to stabilize the oscillation wavelength, the ladder filter needs to have narrow bandwidth and one dominant passband. We report the bandwidth narrowing by increasing diffraction order and one passband response by chirping the ladder filter, respectively. We theoretically analyze spectral characteristics of the chirped ladder filter, and experimentally demonstrate one passband spectral response in the fabricated device based on our numerical analysis.
