Abstract(in English) We have performed theoretical and experimental studies on five-layer asymmetric coupled quantum wells (FACQW) for giant electrorefractive index change Δn, and their application to high-performance optical modulators. The FACQW is expected to produce almost linear and giant electrorefractive (ER) sensitivity |dn/dF| under a small electric field F. By optimizing the MBE growth and fabrication procedures, we have successfully fabricated FACQW structures with good quality, and observed a giant ER sensitivity |dn/dF| of TE-mode light as large as 1.7×10^<-4> cm/kV. By employing traveling-wave electrodes, ultrafast and low-voltage optical modulators will be realized.
