Abstract(in English) | InP-based Mach-Zehnder modulators have advantages of compactness and good-chirp controllability. Recently, their high-speed and low-driving voltage operation has been investigated, by use of traveling-wave electrodes. Capacitively loaded traveling-wave electrodes (CL-TWEs) structure is particularly suitable for such applications because it has the small electrical propagation loss and can be operated in push-pull configuration by single electrical signal. In this work, the introduction of the CL-TWEs for the InP-based modulators with PIN structure is investigated to obtain the high-speed and low-driving voltage operation. First, the effect of the upper cladding layers of semi-insulating InP, which have been introduced partially on the passive optical waveguides, is shown by fabricated devices. Then, the dependence of the half-wavelength voltage and modulation bandwidth on the active length of the electrodes is revealed. Using the devices with the proper active lengths, 10- and 40-Gb/s operations are demonstrated with the driving voltage of 1.2 and 3.0V_ |
