| Abstract(in English) | We have developed 1.3-μm AlGaInAs buried hetero-structure electro-absorption modulator integrated light source by using narrow-stripe selective metal-organic vaper phase epitaxy. A 10Gb/s-23km penalty-free transmission characteristics has been realized at 20-85 ℃. |
