Abstract(in English) W-band wideband power amplifier MMIC for general purpose and MMIC chipset for F-band wireless applications will be reported. The power amplifier MMIC has 9 to 22 dB of small signal gain from 75 to 110 GHz and output power is 16.5- to 18.5-dBm from 80 to 100 GHz. The amplifier satisfies demands for both bandwidth and output power for many millimeter-wave applications. The chipset for F-band wireless applications includes most of function of RF front-end for 120-GHz wireless access systems. A back-to-back test of the chipset has shown it to be fully functional at 10-Gbit/s data rate with BER=1e-12 at -45.7-dBm input power of the receiver chip.
