Abstract(in English) We propose to exploit the active multi-mode-interferometer (MMI) concept for low voltage optical transmitter module. In this paper, we show the low driving voltage performance at a wavelength of 1.5μm and the dynamic characteristics of low driving voltage active MMI LDs for the first time. 10mW output at only 1V driving voltage was obtained. Moreover, modulation frequency of 2.6 GHz and clear eye-opening for 1Gbps operation were observed for the active MMI LDs with the conventional p/n current blocking layer.
