Abstract(in English) Traditionally, model parameter extraction with grouping physically correlational parameters among many of these is used. However, because wide area search can't be done with this method, parameter optimization is not so well in many cases. In this study, grouping more independent parameters for a parameter extraction method using genetic algorithm first and nonlinear least square second that searches more wide area is proposed. With this grouping and method, parameters for BSIM3v3 model were successfully extracted.
