Time-domain Analysis of One-dimensional Electron Wave Propagation by using Equivalent Circuits

Abstract(in English) A new method for analyzing electron wave propagation in the time-domain is prosented. This method is based on the Bergeron equivalent circuit derived from complex-valued equivalent circuits for quantum mechanical wave equations. It is shown that this method can be effectively used for wave propagation described by the time-dependent Scrodinger, two band, and three band equations. Moreover, an absorbing boundary condition for electron wave propagation with a lossy multiple potential layer structure is presented. Resonant tunneling phenomena in GaAs/AIAs/GaAs and In As/AISb/GaSb/AISb/InAs structures was analyzed and the validity of this method was confirmed.
