Abstract(in English) An electronic device with resonant tunneling has recently attracted considerable attension for the purpose of designing high-speed-electronic devices. Time evolution of an electron wave packet has been investigated to estimate speed of resonant tunneling by means of a finite deference method and a finite element method. This paper presents a new method to simulate time evolution using a digital filter model derived from a complex-valued equivalent circuit for the Dirac equation. The proposed method has advantages in neumerical sability, parallel realization, representation of boundary conditions for a open system, and long time simulation.
