Current Status of Development of High Performance Space Solar Cells : R&D activity at NASDA

Abstract(in English) Irradiation test on InGaP/InGaAs/Ge triple junction solar cell developed for terrestrial use has been carried out in order to obtain guidelines to modify the cell for space use. The results indicate that the InGaAs middle cell is most damageable among the three sub cells, and protons with energy of a few 100 keV are foung to apply greatest damage to the middle cell. It is suggested that designing radiation tolerant middle cell is effective way to improve radiation hardness of the triple junction cell. In the case of InGaAs middle cell, increasing In content is confirmed to bencficial to improve maximum output power at the end of life.
