Abstract(in English) We developed directly modulated 10 Gbit/s laser diode (LD) module.This LD module contains a driver IC using SiGe technology, and operates for wide temperature range without internal cooler.These technologies result in low cost and power consumption for very short reach application at 10 Gbit/s.Some experimental results showed excellent transmission characteristics.
