Polarization Characteristics of Surface Emitting Laser Grown on (311)B Substrates under High Speed Modulation

Abstract(in English) We have fabricated a vertical cavity surface emitting laser (VCSEL) on GaAs (311) B substrate for the purpose polarization control. Using this VCSEL, we measured high-speed modulation characteristics and polarization stability. We have observed no power penalty due to polarization instability under 2.5 Gbits/s. The orthogonal polarization suppression ratio of over 25 dB was obtained under 10 Gbits/s. Next, we have fabricated a smaller oxide aperture of 2.7 μm x 2.9 μm VCSEL and demonstrated single-mode and stable polarization operation for the first time. We have achieved the side mode suppression ratio of 35 dB and orthogonal polarization suppression ratio of 11 dB under 5 GHz sinusoidal modulation using single-mode and stable polarization lasing.
