Abstract(in English) | We designed and fabricated a wideband, low-power preamplifier, a monolithically integrated photoreceiver, and a high-speed, low-power regenerative receiver using small-scale InP/InGaAs DHBTs. The preamplifier had a gain-bandwidth product of 192 GHz with a power dissipation of 51 mW. The photoreceiver exhibited a 40-Gbit/s eye-opening. The regenerative receiver successfully operated at 20Gbit/s with a power dissipation of 0.6 W and an input dynamic range of 13 dB. These ICs had the lowest energies ever reported for preamplifiers and regenerative receivers, respectively. In addition, we successfully fabricated a 20-Gbit/s optical modulator driver with a driving voltage of 2 V. These results have demonstrated the feasibility of InP/InGaAs DHBTs for high-speed, low-power lightwave communication ICs. |
