DFB lasers with low 3rd-order intermodulation distortion for mobile communication

Abstract(in English) Recently, Distributed feedback (DFB) lasers with low 3rd-order intermodulation distortion (IM_3) at high frequency range (~1GHz) are required for mobile communication. In this work, we have confirmed mat DFB lasers with the optimized strained-layer MQW active structure show extremely low IM_3 characteristics due to the enhanced f_r characteristics. It is demonstrated that IM_3 < -80dBc at 0.95 and 1.5 GHz under low bias current (I_b- I_ = 20mA) and IM_3 < -85dBc at 1.9 GHz. Furthermore, we have proposed new theoretical model of distortion in DFB lasers including dynamic spatial hole burning effect. Using this model, we have shown cancellation in distortion and well explained experimental results.
