MQW Electroabsorption 0ptical Modulators with Waveguides for 40 Gbit/s Modulation

Abstract(in English) We propose and demonstrate an MQW electroabsorption modulator integrated with waveguides, which is superior to conventional modulators in terms of fabrication and packaging as well as high-speed modulation. In this modulator, higher-speed modulation can be realized with a shorter modulation region. The modulator showed an extremely large modulation-bandwidth of 50 GHz, low driving-voltage of 2.8 V, and low insertion loss of 8 dB. These characteristics are enough for 40 Gbit/s optical modulation.
