Design and Fabrication of GaAs/AlGaAs Traveling-Wave Directional-Coupler-Type Ultra-High-Speed Optical Modulators

Abstract(in English) For the future broadband optical transmission systems, the external optical modulator is the key device to implement such systems. By combining the advantages of semiconductor and the traveling wave type optical modulator, it will become the mainstream of research on external optical modulators. In this paper, GaAs/AlGaAs traveling wave directional coupler type optical modulators are discussed. First, the bulk type optical modulator is fabricated and tested by DC and high frequency modulation experiments. The small signal response of the device is 22GHz.Next, the first study on MQW traveling wave type optical modulator is presented. The small signal response of the fabricated device is over 50GHz.
