Abstract(in English) High power, high gain power MMIC module has been developed for K-band high-speed wireless access systems. We developed driver stage PA MMIC that can use from 18GHz to 32GHz frequency range and power stage PA MMIC that has 2W output power at 26GHz. These PA MMICs were mounted in a metal-ceramic hermetic shield package that was commercially available. This MMIC module showed very good performance that power gain is about 30dB and output power at 1dB gain compression point is 33dBm in the frequency range between 23GHz and 26GHz.
