Abstract(in English) | Millimeter wave monolithic oscillators were designed and fabricated.A 0.15um T-shaped gate AlGaAs, InGaAs heterojunction FET was employed as an active transistor.The FET with optimized recessed width between the gate and the drain edge has high fmax of higher than 220GHz.The oscillator has a series feedback topology with capacitive stubs in the source side of the FET,and with a resonace circuit in the gate side.AV-band MMIC oscillator has exhibited 2.8dBm output power with the oscillation frequency of 51.2GHz.The output power of 6.7dBm with 30.6GHz osculation frequency has been obtained for a Ka-band MMIC oscillator. |
