Abstract(in English) This paper surveys trend and future perspects of low power LSI Technologies for hand-held terminal equipment. We propose two new LSI techniques that lead to both high speed and very low supply voltage operations with one(1V) or two(2V) battery cells. The new low-voltage RF LSI technique, developed using silicon bipolar technology, employs a current-folded mixer architecture for the modulator and demodulator. Using this architecture, we achieved 2-V operation of a highly linear modulator. The power consumption is 1/2 to 1/3 the minimum for previous reported ICs. And for the low-voltage baseband LSI technique, we propose the MTCMOS technique that uses two sets of threshold-voltage levels in order to achieve both very low 1-V power supply operation and high speed at the same time. The MTCMOS architecture enabled us to exceed the previously mentioned limit for the operation speed of conventional CMOS circuits which use only high-threshold-voltage devices. Moreover, our LSIs are three times faster than conventional ones. The power dissipation of 1-V LSIs is 1/4 that of 2-V LSIs.
