Emission Characteristics of MOS Tunneling Cathodes

Abstract(in English) The paper describes the emission mechanism of MOS tunneling cathodes. We have found that electrons in the valence band of the Si substrate contribute to the emission current as well as those in the conduction band. We have also observed the Fowler-Nordheim resonant tunneling in the MOS cathode with an ultra thin oxide layer and oscillatory behavior of the emission current due to the resonant tunneling. The emission mechanism is reasonably understood by the energy structure of MOS tunneling cathodes.
