Abstract(in English) | We have developed the Monte Carlo device simulator which can solve Schrodinger and Poisson equations self-consistently in real space. Both two-dimensional and three-dimensional electrons can be simulated by using the same algorithm including scattering. For two-dimensional electrons, all valleys and those subband energy are taken into account. The wave functions can be accurately calculated by adopting extra fine mesh. By using HEMT(AlGaAs/InGaAs/GaAs) as a demonstration, it was confirmed that the simultanous calculation of Schrodinger equation and Poisson equation converged correctly and it was observed that two-dimensional electrons in channel transfered to three-dimensional electrons as an expectation. |
