| 抄録(和) | 構成元素単体を蒸発原料とした多元同時真空蒸着法により、Si(100)基板上にCuInS_2薄膜の成長を行った。成長速度を遅くした方が膜の結晶性が向上することを実験的に確認し、基板温度400℃において成長速度0.08μm/hとなる成長条件を適用した。X線回折から、膜が基板の配向の影響を受けて成長していることが確認できたが、膜厚の増加とともに異相の存在を示す回折ピークが現れた。Al/ n-CuInS_2/ p-Si/ Al構造として試作した太陽電池の電流-電圧特性では、209mVの開放電圧を0.404のFFが得られた。 |
| 抄録(英) | CuInS_2 have been grown on Si(100) by the vacuum evaporation technique using constituent elementary substances as sources. It is experimentally found that the lower growth rate yielded the better crystallization. The growth rate of 0.08 μm/h has been applied, and the substrate was kept a constant temperature at 400℃ during the growth. The X-ray diffraction patterns of the films show that the orientation of the Si substrates had an influence on the growth direction of the films. The diffraction peaks, which show the existence of another phases, appeared in the X-ray diffraction patterns of thicker films. A trial solar cell with a structure of Al/ n-CuInS_2/ p-Si/ Al was fabricated. An open-circuit voltage of 209mV and a fill factor of 0.404 were obtained by the measurement of I-V characteristics. |
