Abstract(in English) The crystalline and optical properties of ternary GaInN was elucidated with varying the composition and thickness. To characterize macroscopic crystalline quality we measured the tilt and twist using X-ray diffraction. Furthermore we performed micro-PL measurement for the observation of the compositional fluctuation from radiative peak wavelength. From above, we found the mosaicity and roughness are large rather than the compositional fluctuation.
