Mode Assignment of Exited States in InAs/GaAs Quantum Dot and Observation of Terahertz Spontaneous Emission

Abstract(in English) Spontaneous emission by intersubband-transition in InAs/GaAs self-assembled quantum dots(QDs)is investigated. First of all, the excited sates of the QDs are assigned, and the intensity of the intersubband-spontaneous emission is theoretically calculated by using Monte-Calro method. Then, the measurement of the spontaneous emission is performed, and the emission in THz region is successfully observed for the first time. The method to increase the spontaneous emission power(and also to obtain population inversion)is also investigated.
