| 抄録(和) | ポーラスシリコン(PS)は可視発光するIV族半導体として大いに注目を集めている。本研究では、PS表面を熱酸化、エージングの2種類の方法で酸化処理し、それによる発光現象への影響を調べた。PSを熱酸化処理すると、熱酸化温度の上昇とともに、陽極酸化直後の現れていたオレンジ色発光(635～675nm)が減少する一方、最初は現れていなかった青色発光(420～460nm)が生じた。また、PSをエージング処理すると、発光ピークは若干ブルーシフトする(620～640nm)ものの、青色発光は全く生じなかった。PSの発光現象には様々な説が提案されているが、本実験により、PS内部のシリコンナノクリスタルによる量子サイズ効果、ないしはSi化合物からの発光の可能性が高いことがわかった。 |
| 抄録(英) | There is current great interest in obtaining visible and reasonably intense light from porous silicon. In this study, the effect of thermal oxidation and aging of the PS layer on light emitting has been investigated. The thermal oxidized PS layer indicates that with increasing oxidation tempareture orange emittion(635～675nm)becomes decreased, and another blue emittion(420～460nm)is gradually increased. The aging PS shows a little blueshift(620～640nm)but shows no blue emission. Several models have been proposed to explain the phenomena of light emittion of PS. This study indicates that a quantum size effects of nanocrystalline silicon in PS or emittion chemical compounds are possible to light emitting phenomena. |
